RoTJ has always been my movie.. Salacious Crumb and the Sarlac are my 2 favorites :))
In canon my favorite is currently the the Lasat, mainly due to Zeb, also I hope we learn more about their true home planet now that it was found in Rebels.
In what is now considered legends I really enjoyed reading about the Bothans as they were flushed out starting in the Thawn trilogy and going on in a lot of those old books.
Honorable mention for me is ET species since we see them in episode 1 in the Senate.
